Abstract:Phase change thermal interface materials were prepared with aluminum oxide (as thermal conductive agent) and hot melt adhesive (as binding agent). The effects of different resins, tackifying resin and plasticizers on the thermal properties after heat aging were studied by thermal conductivity meter and thermal resistance meter. A better formula is as following: EVA, petroleum resin (5380) and pentaerythrite oleate (PETO). In this formula, the phase change thermal interface material has good thermal and anti-aging properties. Thermal conductivity is 4.1W/(m·K) and thermal resistance is 0.09 ℃·cm2/W. Moreover, after 480 h aging at 125 ℃, the increase rate of thermal resistance is as low as 25%.
